I figured with two parameters of the model. But subthreshold mode current only partially. My approximation is close to the results of LTspice. For my surprise it turned out that the current change in podporoge in "e = 2.71828 ...." times observed when the voltage on deltaV = 2 * Ksubthres.
I will continue to seek to approximate the subthreshold current equal to the results LTspice.
