VDMOS complete mathematical model including "mtriode" and "ksubthres" parameters
Hello all, I'm learning how to model MOSFETs using the VDMOS model. I have been reading a paper written by Hendrik, the author of the VDMOS tool, and helped a lot. However, I can't find how the mtriode and ksubthres parameters are used in the model.? I would really appreciate if someone can post the equations that are used in this model in terms of all its parameters. It would be fantastic to have them, so we can clearly see how the model behaves under certain conditions. Also, by having these equations it is possible to perform curve fitting using matlab or other similar tool. Thanks in advance, Patricio Cohen. |

See?Research_of_model_Vdmos.zip in /Temp. I figured with two parameters of the model. But subthreshold mode current only partially. My approximation is close to the results of LTspice. For my surprise it turned out that the current change in podporoge in "e = 2.71828 ...." times observed when the voltage on deltaV = 2 * Ksubthres. I will continue to seek to approximate the subthreshold current equal to the results LTspice. Bordodynov. ? |

I used the Russian word "podporog" instead of the words subthreshold current. Thank you for the suggestion and file sharing at another recent thread "Re: Diode's Is vs. Ir (reverse current in datasheet)". Then I am trying to find those of MOSFET (VDMOS modeling), I found the URL?, I am not sure if it's enough for making a good VDMOS modeling (I don't know the paper mentioned by the owner Patricio of this thread, which it helps a lot in VDMOS), at least I found a question when I traced the parameter table step by step by searching the meaning in the material of the URL, it's the "Kp". For example, the "Kp"'s definition is "transconductance parameter" , but how can I find out a component's "transductance parameter" from the datasheet ? eg:??(the (infineon) CoolMOS Power transistor SPD06N80C3), I can't find any "transconductance parameter" in the datasheet.
